Die Attach Adhesives
Die attach adhesives are designed for the manufacturing of internal components of electronic devices. They are used to attach electronic dies, semiconductors and silicon wafers to circuits. Die attach adhesives provide two key properties that make them ideal for this kind of application: the ability to transfer and dissipate heat (thermal management) and to enhance electrical performance. Die attach adhesives cure quickly and provide excellent bonding strength. Types of die attach adhesives
The adhesive that is most often used in die attach applications is epoxy. This includes either two-component epoxies or one-part products that cure by heat. Silver is commonly employed as a conductive filler.
